ТЕРМОДИНАМИЧЕСКИЕ УСЛОВИЯ ВОЗБУЖДЕНИЯ СТАБИЛЬНЫХ И ВОСПРОИЗВОДИМЫХ АВТОКОЛЕБАНИЙ С ЗАДАННЫМИ ПАРАМЕТРАМИ В КОМПЕНСИРОВАННОМ КРЕМНИИ

Abstract

Results of investigation of the self-sustained current oscillations in compensated Silicon, doped with Mn, S and Zn are reported. Electric field region of self-induced oscillations existence depending on specific resistance of samples is determined. Thermodynamic conditions for excitation of self-sustained current oscil- lations in compensated Silicon, changing of parameters of the minimum value of electric field, amplitude and frequency are established.
